    Development of new material systems for the ferroelectric control of Rashba spin-orbit coupling and spin-charge interconversion

    While classical spintronics has traditionally relied on ferromagnetic metals as spin generators and spin detectors, spin-orbit effects now make it possible to efficiently generate and detect spin currents from charge currents in architectures free from ferromagnets. However, existing materials able to achieve this spin/charge interconversion do not possess the non-volatile character of ferromagnets required for non-volatile data storage and processing. In the work presented in this thesis, we tried to develop material systems in which it would be possible to combine the advantages of Rashba-type spin-orbit coupling (RSOC) for efficient interconversion between spin and charge currents with another family of ferroic systems, ferroelectrics. RSOC appears in systems with broken inversion symmetry, and is stronger in the presence of heavy elements. Ferroelectrics intrinsically break inversion symmetry and could thus harbour RSOC. As a bonus, switching the polarization of the ferroelectric with an electric field should switch the sign of the RSOC and thus the polarity with which the material would interconvert spin into charge via the Edelstein effect. In addition, ferroelectrics can accumulate or deplete very large carrier densities in adjacent materials and thus generate interfacial electric fields that would depends on the ferroelectric polarization direction. This would result in an interfacial RSOC that should also be tunable, allowing for a non-volatile electrical control of spin/charge interconversion. In the framework of this thesis, we investigated the growth and characterisation of two types of ferroelectric thin film heterostructures which should present switchable RSOC:(i) a single phase material, SrBiO3, that we predicted to become ferroelectric with switchable RSOC at compressivestrain; (ii) an interface system combining the novel family of ferroelectrics, the wurtzites (Al,Sc)N, with BiSb, a topological insulator whose spin-charge interconversion properties could be modulated through the means of ferroelectricity.

    Technological platforms for integrated optical parametric oscillators

    Optical Parametric Oscillators (OPOs) are widely tunable coherent sources based on three-wave mixing in a resonant optical cavity. While nowadays they are supported by a mature technology for civilian, military and research applications, their full on-chip integration is yet to come. To this end, semiconductor waveguides are the natural candidates to miniaturize OPOs down to the photonic-circuit scale. In this thesis, I have investigated two different routes towards an integrated OPO: one aiming at monolithically integrating a high-power laser diode with a nonlinear cavity in the same epitaxial growth; the other one making use of heterogeneous wafer bonding to fabricate AlGaAs-on-insulator devices. As far as the monolithic approach is concerned, in collaboration with III-V Lab within an ANR-funded project, we worked on the modification of an existing high-power laser diode and its integration to a nonlinear resonant cavity via a vertical coupler. After tackling several design and fabrication issues, we characterized a few shallow nonlinear waveguides and cavities fabricated by our industrial partner, achieving high quality factors and second harmonic generation efficiencies comparable to the state-of-the-art of similar but more deeply etched devices. Albeit encouraged by my study of these building blocks, the electrically injected OPO still needs to be demonstrated. As for the wafer bonding approach, in collaboration with C2N, we firstly defined the fabrication protocol for AlGaAs-on- SiO2 devices. Then we characterized waveguides that showed comparable conversion efficiencies with respect to the state-of-the-art, and we proposed a design for an optically pumped chi(2) OPO.

    Charge transport properties of graphene and its aligned heterostructures

    Graphene has unique band structure that conduction band and valence band touch at the Dirac points K and K’, making it a zero gap semiconductor. The band structure can be modified by introducing periodic potential (superlattice) that place graphene on top of BN to crystallographic alignment. In this thesis, I mainly discuss the charge transport properties of graphene and its heterostructures. Different sample fabrication methods are introduced to make stacks depending on experiment purposes. We use different transport techniques in monolayer/bilayer graphene and their alignment heterostructures to study different scattering mechanisms in order to understand if these are modified by the presence of the superlattice. We found that small angle scattering is dominant in both monolayer and bilayer graphene samples. Through the transverse magneto focusing (TMF) measurements, we have the conclusion that electron-electron scattering is in dominance of TMF suppression. However, we observe nonidentical response in 0 ̊ and 60 ̊ alignment for bilayer graphene in TMF. This shows the different band structure of two alignments and tell us that the symmetry of bilayer graphene/BN heterostructure is not 60 ̊. We further observe the same nonidentical response in valley Hall effect (VHE) that 60 ̊ alignment doesn’t give us the cubic relation which represents the VHE. This fact tells us the the three fold symmetry of bilayer graphene/BN and also show that Berry curvature is not the only explanation of VHE. Here we propose a possible explanation about atomic structure relaxation. The strain on the second layer of graphene is different and create gauge fields that act as different pseudo magnetic field and indeed affect the VHE.

    Un concours externe spécial d’entrée à l’INSP (ENA) sera ouvert en 2023, réservé aux titulaires d’un doctorat pour l’accès aux emplois de la haute fonction publique (administrateur de l’Etat, par exemple au ministère de la transition écologique ou de l’enseignement supérieur et de la recherche, en juridiction administrative ou financière, inspection générale, préfectorale, carrière diplomatique, etc.).
